Researchers have developed flexible radio-frequency transistors using aligned carbon nanotube arrays that operate at frequencies over 100 GHz. By using an electrothermal co-design to manage heat, these devices overcome the thermal limitations of traditional flexible substrates. These transistors achieve a peak cut-off frequency of 152 GHz while maintaining low power consumption. This advancement supports the development of 6G wireless systems and wearable electronics, such as smart textiles and medical sensors, that require high speed and flexibility.
