Researchers have developed flexible radio-frequency transistors using aligned carbon nanotube arrays that operate above 100 GHz. By using an electrothermal co-design to solve heat dissipation issues common in flexible substrates, these devices achieve high performance with low power consumption. This breakthrough supports the development of 6G wireless terminals that are lightweight and flexible. The transistors demonstrate a peak cut-off frequency of 152 GHz, making them viable for high-speed, human-centric communication applications.
